The microcontroller I used there had some pretty neat self-calibrating delay line block at some of its timer IOs that lets you set duty cycles with ~200 ps precision. ultimately, that ended up being enough for me but I also tried out controlling delay by adjusting the supply voltage of a 74LVC gate using a 12 bit DAC an fed I got somewhere in the dozens of ps of precision like that.
